In summary, pristine and Yb-doped monolayer WS2 triangles are successfully fabricated via in-situ CVD technique. The samples are systematically characterized by OM, AFM, SEM and TEM for microscopic analysis. Raman, XRD, and XPS spectra are measured on both of the pristine and Yb doped WS2 for contrast to confirm the successful Yb doping. The study of rare-earth (RE) doping in two-dimensional (2D) transition metal dichalcogenides (TMDCs) has become an important research focus to modulate bandgaps and carriers for production of the exotic properties. Herein, approximately 7 at% of Yb substitutionally doped monolayer WS2 nanosheets are prepared by in-situ chemical vapor deposition (CVD) technique.
